I am surprised to see Hexatech graphics still out of date with modern measurements of the thermal conductivity of GaN. NCSU Professor John Muth's group has published some of the best numbers - see C. Mion, J. F. Muth, E. A. Preble, and D. Hanser, "Accurate dependence of gallium nitride thermal conductivity on dislocation density," Appl. Phys. Lett. 89, 092123 (2006).
