I am surprised to see Hexatech graphics still out of date with modern measurements of the thermal conductivity of GaN. NCSU Professor John Muth's group has published some of the best numbers - see C. Mion, J. F. Muth, E. A. Preble, and D. Hanser, "Accurate dependence of gallium nitride thermal conductivity on dislocation density," Appl. Phys. Lett. 89, 092123 (2006). Also, we have commented in detail on such matters at http://kymatech.com/news/85-kyma-discusses-the-thermal-conductivity-of-their-gallium-nitride-materials.
